Epitaxial growth of high-quality GaN with a high growth rate at low temperatures by radical-enhanced metalorganic chemical vapor deposition

Using our recently developed radical-enhanced metalorganic chemical vapor deposition (REMOCVD) technique, we have grown gallium nitride (GaN) on bulk GaN and GaN on Si templates. Three features make up this system: (1) applying very high-frequency power (60 MHz) to increase the plasma density; (2) introducing H2 and N2 gas in the plasma discharge region to produce active NHx radical species in addition to nitrogen radicals; and (3) supplying radicals under remote plasma arrangement with a Faraday cage to suppress charged ions and photons. Using this new REMOCVD system, it was found that high-quality crystals can be grown at lower temperatures than that of MOCVD but the disadvantage was that the growth rate was smaller as 0.2–0.8 μm/h than that by MOCVD. In the present work, we have used a pBN inner shield to prevent the deactivation of radicals to increase the growth rate. The growth conditions such as the plasma power, trimethylgallium (TMG) source flow rate, N2 + H2 gas mixture flow rate, and the ratio of N2/H2 were optimized and it was found that the growth rate could be increased up to 3.4 μm/h with remarkably high crystalline quality comparable to that of MOCVD. The XRD-FWHM of GaN grown on the GaN/Si template and the bulk GaN substrate were 977 arcsec and 72 arcsec respectively. This work may be very promising to achieve high-power GaN/GaN devices.

High-performance and low-power consumption deep UV photodetectors based on MOCVD-grown ZnGa2O4epilayers with high temperature functionality

This work reports on the fabrication of excellent quality deep ultraviolet photodetectors (DUV PDs) based on metalorganic chemical vapor deposition (MOCVD) grown spinel ZnGa2O4 thin films on c-plane sapphire. Herein, The DUV PDs by exhibiting an ultra-low dark current of 6.69 fA and a high photo-to-dark-current ratio (PDCR) of >108 at a low-power operation of 0.2 V. While PDCR reached more than 109 on applied bias of 10 V having extremely low dark current of 37 fA. The detector revealed an ultra-high responsivity of 185 and 3.53 A/W under the exposure of 107 μW/cm2 of 245 nm wavelength at room temperature (RT) and applied bias of 10 and 0.2 V, respectively, and exhibited the record-high detectivity of the order of 1017 Jones. The temperature-dependent operation remained stable across a wide temperature range, from 27 °C to 125 °C, maintaining ultra-low dark current. The nearly constant growth and decay time of DUV PDs throughout the temperature range emphasizes the robustness and reliability of PD. The ideality factor in both DUV and dark conditions nearing unity proves the dominance of the thermionic emission mechanism. Also shows the stable and slight improved performance after a year. Therefore, these findings suggest that ZnGa2O4 is a strong contender for deep UV detection that shows robustness even at high temperatures.

Effects of Cp2Mg molar flow rate on structural, optical, and electrical properties of semipolar Mg-doped p-AlGaN epi-layers

The semipolar (11 2‾ 2) plane Mg-doped p-Al0.42Ga0.58N epi-layers were successfully deposited on (10 1‾ 0) m-plane sapphire substrates with metal organic chemical vapor deposition technology. The effects of Cp2Mg molar flow rate on the structural, optical, and electrical properties of p-Al0.42Ga0.58N epitaxial layer were extensively studied. The randomly distributed Mg atoms and/or clusters that partially covered the growth surface were verified to act as an island-like mask to block the propagation of dislocations along the growth direction, resulting in a significant improvement in the crystalline quality of the semipolar Mg-doped p-AlGaN epi-layers. Moreover, two emission peaks with novel behavior were observed in the photoluminescence spectrum and identified to be originated from the transition between the conduction band and the Mg-related shallow acceptor energy level, and the deep Mg-induced compensation donor and the Mg acceptor pair-related transition, respectively. In addition, a hole concentration as high as 1.03 × 1017 cm−3 and a resistivity as low as 12.8 Ω cm were achieved for the semipolar Mg-doped p-Al0.42Ga0.58N epi-layer grown with the optimized Cp2Mg molar flow rate in this study.

A Small Step for Epitaxy, a Large Step Toward Twist Angle Control in 2D Heterostructures

Abstract2D materials have received a lot of interest over the past decade. Especially van der Waals (vdW) 2D materials, such as transition metal dichalcogenides (TMDCs), and their heterostructures exhibit semiconducting properties that make them highly suitable for novel device applications. Controllable mixing and matching of the 2D materials with different properties and precise control of the in‐plane twist angle in these heterostructures are essential to achieve superior properties and need to be established through large‐scale device fabrication. To gain fundamental insight into the potential control of these twist angles, 2D heterostructures of tungsten disulfide (WS2) and graphene (Gr) grown by bottom‐up synthesis via metal‐organic chemical vapor deposition (MOCVD) are investigated using a scanning transmission electron microscope (STEM). Specifically, the combination of conventional high‐resolution imaging with scanning nanobeam diffraction (SNBD) using advanced 4D STEM techniques is used to analyze moiré structures. The latter technique is used to reveal the epitaxial alignment within the WS2/Gr heterostructure, showing a direct influence of the underlying Gr layers on the moiré structure in the subsequent WS2 layers. In particular, the importance of grain boundaries (GBs) within the underlying WS2 and Gr layers on the structure of moiré patterns with rotation angles below 2° is discussed.

Two-dimensional electron gases in AlYN/GaN heterostructures grown by metal–organic chemical vapor deposition

Wurtzite AlN alloyed with group 3 elements Sc and Y boosts the performance of GaN-based high-electron-mobility transistors (HEMTs) significantly as they increase the spontaneous polarization of the barrier layer and, thus, enhance the charge carrier density ns in the two-dimensional electron gas (2DEG) formed at the interface with the GaN channel. The emerging nitride Al1−xYxN additionally features an a lattice parameter matching to that of GaN at x = 0.07–0.11, allowing for the growth of strain-free barriers. Here, we demonstrate the growth of Al1−xYxN/GaN heterostructures for HEMTs by metal–organic chemical vapor deposition for the first time. The effect of the Y concentrations on the 2DEG is investigated in a Y concentration range from 3% to 15%. At 8% Y, a record mobility of 3200 cm2/(Vs) was measured at a low temperature (7 K). Room and low-temperature ns was at 1–2 × 1013 cm−2. Al0.92Y0.08N barriers were coherently strained to the GaN channel for barrier thicknesses from 5 to 15 nm. Finally, the deposition of Al1−xYxN/GaN heterostructures deposited on 4″ 4H–SiC wafers had a room-temperature mobility close to 1400 cm2/(Vs). AlYN/GaN heterostructures may offer advantages over AlScN/GaN heterostructures not only for the lower price and higher abundance of the raw material but also in terms of electrical characteristics and may be more suitable for power amplifying applications due to increased electron mobility.

InGaN/GaN multi-quantum well nanowires: Enhanced trace-level NO2 detection for environmental and breath analysis

The World Health Organization highlights nitrogen dioxide (NO2) as a key atmospheric pollutant impacting air quality and human health. To date, several sensors have been proposed for NO2 detection and disease monitoring, but their effectiveness is limited because of low sensitivity and high operational temperatures. Herein, we propose a selective and sensitive NO2 sensor based on indium gallium nitride/gallium nitride multiple quantum wells (InGaN/GaN-MQWs). We explored different InGaN/GaN-MQWs configurations (InGaN/GaN-MQW1, InGaN/GaN-MQW2, InGaN/GaN-MQW3), developed through metal–organic chemical vapor deposition (MOCVD), to analyze their impact on gas sensing performance. Our findings reveal that the InGaN/GaN-MQW2 sensor at 150 °C exhibits a response 4.0, 3.1, and 1.65 times greater than GaN-NWs, InGaN/GaN-MQW1, and InGaN/GaN-MQW3 sensors, respectively. The limit of detection (LOD) for the InGaN/GaN-MQW2 sensor is 3 parts per billion (ppb), significantly lower than the NO2 threshold value of 53 ppb. Under ultraviolet (UV) light, the response of InGaN/GaN-MQW2 is 5.51-fold, 4.18-fold, and 1.82-fold higher than that of the GaN-NWs, InGaN/GaN-MQW1, and InGaN/GaN-MQW2 sensors, respectively. Importantly, our hybrid nanocomposite-based electronic nose (e-nose) sensor arrays could distinguish between healthy and simulated unhealthy breaths with high accuracy, promising a new era of efficient, non-invasive disease detection through breath analysis.

Tailoring Structural Ordering and Optical Characteristics of In0.49Ga0.51P Films via Zn Doping Engineering by MOCVD

In0.49Ga0.51P is highly promising due to its favorable lattice-matching properties with GaAs, making it well-suited for various device applications. This study investigated the influence of Zn doping on the ordering and optical properties of In0.49Ga0.51P grown on GaAs using metalorganic chemical vapor deposition. By precisely controlling the doping flow, the ordering degree of In0.49Ga0.51P was systematically modulated. The luminescence origin and bandgap characteristics of In0.49Ga0.51P were examined through temperature-dependent photoluminescence and Hall measurements. The findings demonstrate a noticeable peak shift, accompanied by a increase in the bandgap and a corresponding decrease in the ordering degree as the Zn concentration increases.

Modeling the coverage of MoS2 and WS2 thin films using in-situ spectroscopic ellipsometry

In-situ spectroscopic ellipsometry (SE) was used to analyze monolayer and few-layer samples of molybdenum disulfide (MoS2) and tungsten disulfide (WS2) grown by metalorganic chemical vapor deposition (MOCVD) on sapphire substrates. MoS2 and WS2 film growth times ranged from 5 – 40 min to achieve a range of film coalescence and surface coverage from less than a monolayer to considerable bilayer and additional layers. Post-growth measurements using atomic force microscopy, photoluminescence and Raman spectroscopy were used to assess the evolution of surface morphology and film properties with growth time to determine the areal coverage of monolayer, bilayer, multilayer and void regions. The room temperature SE spectra were modeled using an effective medium approximation to obtain the monolayer and bilayer dielectric functions of MoS2 and WS2. Using these distinct dielectric functions, changes in ellipsometry parameters associated with partial to full coverage of monolayers and bilayers were simulated. Such simulations will enable improved control of the layer-by-layer deposition of MoS2 and WS2 by monitoring in-situ spectroscopic ellipsometry.

Multi-color emission based on InGaN/GaN micro-truncated pyramid arrays

3D micro-nano devices are expected to become the mainstay of multi-color solid-state lighting in the future because of their broad-band characteristic and the advantage of integrating the monolithic light-emitting diode on a single chip. In this work, InGaN/GaN micro-truncated pyramid arrays with six equivalent (101̄1) semi-polar facets and one (0001) polar facet were successfully prepared by the metal-organic chemical vapor deposition technology. The average diameter of the obtained uniform micro-truncated pyramids was 6.8 µm with a height of 2.4 µm. According to the results of micro-photoluminescence performed, the InGaN/GaN micro-truncated pyramid arrays can achieve multi-color emission from blue to red. The luminescent positions corresponding to different wavelengths were detected by the cathode luminescence spectrum. The multi-color emission was related to the quantum hybrid structures apart from the discrepancy of In composition in different positions. The developed microstructure can create multi-color emission by combining distinct luminescence modes, which can aid in the design of future optoelectronic devices.

First-principles investigations and MOCVD growth of Si-doped β-Ga2O3 thin films on sapphire substrates for enhancing Schottky barrier diode characteristics

In the realm of high-power electronics, the potential of gallium oxide (β-Ga2O3) as a front-runner material has garnered significant attention due to its wide bandgap and the capacity to withstand high critical electric fields. To push the boundaries of performance for β-Ga2O3 devices, a meticulous exploration into the effects of silicon (Si) doping on β-Ga2O3 films was carried out using the metalorganic chemical vapor deposition (MOCVD) technique with various tetraethoxysilane (TEOS) flow rates (0–30 sccm). The Si-doped β-Ga2O3 films were systematically studied and characterized using XRD, SEM, and XPS techniques. XRD patterns demonstrated the preservation of the β-Ga2O3 monoclinic structure in the Si-doped β-Ga2O3 films, without any evidence of secondary phases. In addition to this, first-principles calculations were performed to explore the incorporation of Si atoms in Ga2O3 supercells, which revealed the preference of Si atoms to occupy substitutional Ga tetrahedral sites within the Ga2O3 lattice. Through the utilization of Si-doped β-Ga2O3 films, a unique design of donut-shaped Schottky barrier diode (SBD) was successfully engineered. Remarkably, the Si-doped β-Ga2O3 SBD (employed with 20 sccm TEOS flow rate) exhibited the breakdown voltage (Vbr) of 497 V and Baliga's Figure of Merit (BFOM) value of 1.16 kW/cm2, which is five-order higher BFOM compared to undoped β-Ga2O3 SBD. This substantial improvement in BFOM underscores the significant potential of Si-doped β-Ga2O3 films for high-power electronics, opening avenues for enhanced device efficiency and capabilities.

Current collapse suppression in AlGaInN/GaN HEMTs with thin unintentionally doped GaN channel and AlN back barrier grown on single-crystal AlN substrate

A high-electron-mobility transistor (HEMT) structure consisting of a 15-nm-thick quaternary AlGaInN top barrier layer, a thin 200-nm-thick unintentionally doped (UID) GaN channel layer, and an AlN back barrier was grown on a single-crystal AlN substrate by metal–organic chemical vapor deposition. The HEMTs fabricated on the grown heterostructure exhibited DC pinch-off characteristics with no large negative resistance owing to the high thermal conductivity of the AlN substrate. The 2-μm-gate-length devices showed the maximum current density of 500 mA/mm and the peak transconductance of 120 mS/mm with the threshold voltage of approximately −4 V. The off-state leakage was less than 30 μA/mm thanks to the thin UID-GaN channel with good crystal quality. The pulsed I–V characteristics for the fabricated HEMTs showed much smaller drain current decreasing compared to the same structured HEMTs with a C-doped GaN back barrier on a SiC substrate. This indicates that the UID-GaN channel grown on the AlN substrate had no harmful impurity levels that cause the current collapse phenomenon. The above-mentioned results demonstrate that the combination of the thin UID-GaN channel and the AlN back barrier works effectively in GaN HEMTs, and it will contribute to the device design and fabrication for future high-power/high-frequency applications.

Controlled exfoliation of wafer-scale single-crystalline AlN film on MOCVD-grown layered h-BN

In this work, we present a stress-free AlN film with improved crystal quality assisted by h-BN and demonstrate the mechanical exfoliation of wafer-scale single-crystal AlN freestanding membrane and reveal the controllable exfoliation mechanism of AlN. Uniform and continuous wafer-scale h-BN is directly grown on c-plane sapphire using a flow modulation epitaxy mode by metal-organic chemical vapor deposition. The nucleation and evolution processes of quasi-van der Waals epitaxy (QvdWE) of AlN on h-BN are revealed. It is found that O2-plasma-treated h-BN can effectively promote the nucleation islands of AlN and contribute to the release of biaxial stress and the reduction of dislocation density in the epilayers. Eventually, the QvdWE growth of a stress-free AlN film (0.08 GPa) is achieved, and wafer-scale mechanical exfoliation of the AlN membrane has been realized. This work provides an effective strategy for the quality improvement of III-nitride films and paves the way for the vertical structure and flexible deep-ultraviolet optoelectronic devices.

Impact of Residual Compositional Inhomogeneities on the MCT Material Properties for IR Detectors.

HgCdTe is a well-known material for state-of-the-art infrared photodetectors. The interd-iffused multilayer process (IMP) is used for Metal-Organic Chemical Vapor Deposition (MOCVD) of HgCdTe heterostructures, enabling precise control of composition. In this method, alternating HgTe and CdTe layers are deposited, and they homogenize during growth due to interdiffusion, resulting in a near-uniform material. However, the relatively low (350 °C) IMP MOCVD growth temperature may result in significant residual compositional inhomogeneities. In this work, we have investigated the residual inhomogeneities in the IMP-grown HgCdTe layers and their influence on material properties. Significant IMP growth-related oscillations of composition have been revealed in as-grown epilayers with the use of a high-resolution Secondary Ion Mass Spectroscopy (SIMS). The oscillations can be minimized with post-growth annealing of the layers at a temperature exceeding that of growth. The electric and photoelectric characterizations showed a significant reduction in the background doping and an increase in the recombination time, which resulted in dramatic improvement of the spectral responsivity of photoconductors.

Numerical simulation study on growth rate and gas reaction path of InN-MOCVD with Close-Coupled showerhead reactor

Numerical study on the influence of the carrier gas (H2 and N2), V/III ratio, inlet temperature, and pressure on gas reaction path and growth rate of indium nitride (InN) thin film in metal–organic chemical vapor deposition (MOCVD) with close-coupled showerhead (CCS) reactor was conducted. It was found that the concentrations of precursor for InN film and nanoparticle determine the growth rate and gas reaction path. InN exhibits greater difficulty in undergoing pyrolysis reactions compared to AlN and GaN. Under the conditions of this study, the gas reaction path of InN-MOCVD be dominated by adduct/amide formation path. When H2 is used as the carrier gas, the effect of H radicals on gas reactions is relatively minor, while the effect of NH2 radicals generates more nanoparticles, and significant changes in flow fields are observed compared to using N2 as the carrier gas. Under the conditions of low V/III ratio, low inlet temperature, high pressure, and low gas flow rate, the growth rate is relatively high, but the growth uniformity is decreased. There are different reasons for the effects of the above parameters, such as, altering TMIn flow to change V/III ratio and precursor concentration, varying temperature gradient due to changes in inlet temperature, and increased the particle collision frequency and residence time due to high pressure and low gas flow rate.

Binary and ternary ferromagnetic alloy/C nanocapsules for improved X-band microwave absorption

The dielectric-magnetic matching effect emerges from the presence of dual dielectric relaxation and multiple magnetic resonances. This phenomenon becomes a strategic approach in the quest to enhance microwave absorption performance by optimizing magnetic components. Herein, binary and ternary ferromagnetic alloy with tunable components embedded in carbon skeleton (core/shell) nanocapsules has been successfully fabricated by one step metal-organic chemical vapor deposition. The core/shell structure design introduces numerous interfaces that amplify dielectric loss stemming from polarization. It is important to emphasize that modifying the composition of magnetic core in these nanocapsules effectively regulates the impedance matching characteristics. As a result, the CoFeNi/C nanocapsules demonstrate an optimal reflection loss (RLmin) of −53.6 dB at a thickness of 2.55 mm, alongside an effective absorption bandwidth of 5.92 GHz at a thickness of 2.05 mm, with a filling ratio as low as 20 wt%. This study has provided valuable insights into a promising avenue for fabricating dielectric-magnetic nanocomposites with outstanding microwave attenuation capabilities through the manipulation of composited elements.

A novel InGaN-based bidirectional wavelength converter and optical amplifier based on hot electron-induced blue light-emitting device

In this work, the functioning of the Top-Hat Hot-Electron Light Emission and Lasing in a Semiconductor Heterostructure (TH-HELLISH) structure, which is based on InGaN/GaN multiple quantum wells, is investigated to employ it as an optical amplifier and wavelength converter. The heterojunction structure is formed by placing four InGaN quantum wells in the n-type GaN region between the n- and p-type GaN layers. The device with a TH-HELLISH structure was grown on a sapphire (Al2O3) substrate by Metal-Organic Chemical Vapor Deposition (MOCVD) with an indium ratio of 0.16. The TH-HELLISH device was fabricated in Top-Hat HELLISH (THH) geometry with four independent n- and p-channels contacts to create a non-isotropic potential distribution in the heterojunction. The electro-photoluminescence (E-PL) technique was used to obtain light amplification and the converted wavelength. A 370 nm excitation light is absorbed by the TH-HELLISH device, subsequently leading to the emission at 440 ± 1 nm, which fulfills the role of a wavelength converter. It was also observed that TH-HELLISH operates as an optical amplifier with a 1.6-times increase in emission at 370 nm excitation. When the device is illuminated with a wavelength of 370 nm, it is monitored that the threshold electric field decreased from 0.25 kV/cm to 0.18 kV/cm, accompanied by a corresponding decrease in the threshold voltage from 12.5 V to 9.0 V. In addition, the TH-HELLISH device is found to be operated independently of the polarity of the applied voltage, and the absorption and emission regions of the device can be switched by changing the polarity of the applied voltage, therefore behaving as a bi-directional wavelength converter and optical amplifier.

Metal–Organic Chemical Vapor Deposition of n‐AlGaN Grown on Strain‐Relaxed Distributed Bragg Reflector Buffer Layers

The strain relaxation, surface morphology, and reflectivity of AlGaN‐distributed Bragg reflectors (DBRs) grown via metal–organic chemical vapor deposition on AlN/Al2O3 templates are investigated. Strain relaxation begins in a 10‐period Al0.50Ga0.50N (27 nm)/Al0.75Ga0.25N (29 nm) DBR, and the degree of strain relaxation (DSR) increases with the number of DBR periods. The 30‐period DBR exhibits a peak reflectivity of 0.82 at 279 nm, with a stopband of 12 nm. The DSR of n‐Al0.62Ga0.38N on the 30‐period DBR increases from 70% to 100% as the n‐Al0.62Ga0.38N thickness increases from 0.4 to 2.5 μm. Although the surface of a DBR comprises numerous spiral hillocks, n‐Al0.62Ga0.38N grown on an AlGaN DBR exhibits a step‐flow growth. A DSR of 100% with threading screw dislocations of 2.0 × 108 cm−2 and threading edge dislocations of 1.2 × 109 cm−2 is obtained for a 2.5 μm‐thick n‐Al0.62Ga0.38N on a 30‐period AlGaN DBR.

Planarization of p-GaN surfaces on MOCVD grown V-defect engineered GaN-based LEDs

The large polarization barriers between the quantum wells and quantum barriers in long-wavelength GaN-based light-emitting diodes (LEDs) inhibit their performance by requiring excess driving voltages to reach standard operating current densities. Lateral injection of carriers directly into quantum wells is required to circumvent this issue. V-defects are naturally occurring inverted hexagonal defects with semipolar 101¯1-plane sidewalls generated on surface depressions from threading dislocations. LEDs engineered to intentionally generate V-defects below the active region of the LED can achieve lateral carrier injection through the V-defect sidewalls and have already been able to demonstrate world record wall-plug efficiencies for LEDs in the green-red wavelengths. V-defects can be enlarged during kinetically limited growth where the growth rate of the c-plane GaN is faster than that of their sidewalls, leaving them unfilled. We report on the metal organic chemical vapor deposition growth conditions required to fill in V-defects with p-GaN during epitaxial growth of the LED post the active region. Circular transmission length measurements of Pd/Au contacts processed on p-GaN surfaces with various amounts of unfilled V-defects showed no significant difference in their sheet resistance and specific contact resistance. J–V measurements of LEDs grown with varying unfilled V-defect densities showed no significant difference in the forward bias regime. However, in the reverse bias regime, catastrophic breakdown occurred at markedly lower voltages for samples with larger unfilled V-defect densities. This suggests that unfilled V-defects may act as hotspots for device failure, and planarizing LED surfaces may help prevent early degradation of LED devices.

Epitaxial AlN film with improved quality on Si (111) substrates realized by boron pretreatment via MOCVD

This study investigated the growth of AlN epitaxial films on 2-in. Si(111) via metal-organic chemical vapor deposition. By introducing triethylboron (TEB) during trimethylaluminum pretreatment, a nearly crack free AlN epilayer with a thickness of 500 nm was acquired. The x-ray diffraction rocking curves of AlN (002) and (102) exhibited full width at half maximum values of 0.22° and 0.36°, respectively. Atomic force microscopy image analysis showed that after the introduction of TEB, larger grains appeared on the surface of Si(111) substrate, promoting the 3D growth pattern of the subsequent AlN buffer layer. Laytec reflection curves depicted the morphological transition from 3D to 2D growth mode during AlN deposition. At the same time, the curvature value was significantly reduced by 20 km−1, and the Raman spectrum peak of E2(high) shifted from 648.7 to 652.5 cm−1, indicating that the surface tensile stress was greatly reduced, effectively suppressing the crack problem of AlN on Si(111).

Laser-induced transverse voltage effect in c-axis inclined La x Sr1−x TiO3 thin films prepared by MOCVD

Light and thermal detectors based on the laser-induced transverse voltage (LITV) effect have garnered significant interest for their rapid and broad spectral response. In this study, we prepared the La-doped SrTiO3 (STO) epitaxial thin films on the 12° inclined single crystal LaAlO3 (LAO) (100) substrates using our home-designed metal–organic chemical vapor deposition system. Under the illumination of a 248 nm laser, the LITV signals of La x Sr1−x TiO3 films were observed and showed dependence on the La doping level, which can be explained by the changes in the light absorption coefficient, thermal conductivity, and optical penetration depth. The optimized LITV signal was observed with a peak voltage of 23.25 V and a decay time of 106 ns under the laser power density of 1.0 mJ mm−2. The high peak voltage and fast response time of La x Sr1−x TiO3 show great potential in the field of light and thermal detection.
